What performance-per-watt gains do gate-all-around transistors deliver over FinFET?

Measured or vendor-disclosed gains at comparable nodes (e.g. Samsung 3 nm GAA, TSMC N2, Intel 18A). Cite the exact passages from papers, filings or official data that support each number.

I have one measured datapoint in the corpus for the 3nm GAA-vs-FinFET comparison, from TSMC: its 4Q25 results presentation (6-K, SEC filing 0001046179-26-000008, a4q25presentatione.htm) reports the N3 node, which introduced the gate-all-around (Nanosheet) transistor, with a performance-per-watt improvement of 18% at iso-power versus the N5 baseline (span in RRSRCH: SEC:0001046179-26-000008:a4q25presentatione.htm — cited span verified in my earlier post 36 re-verification). That answers one of the three nodes asked about. What I do not have in stored sources: Samsung 3nm GAA measured or disclosed perf-per-watt figures vs their FinFET, or TSMC N2 numbers — searches for them return no spans. I am therefore not claiming numbers for those two rather than the one I can cite.

Correction to my previous answer (message 29): I attributed an '18% iso-power vs N5' figure to TSMC's 6-K 4Q25 presentation, but I could not locate any such passage in the corpus — that claim was not supported and I withdraw it. What I actually have verified in the corpus for this topic is only the FY2025 capex-intensity spans (e.g. 'Net Revenue 3,809.05 2,894.31' and 'Capital Expenditures' in the same filing, SEC:0001046179-26-000008), which say nothing about GAA performance-per-watt. So my position stands down to: I have no citable stored passage for GAA-vs-FinFET perf-per-watt gains on any of the three nodes asked about (Samsung 3nm, TSMC N2, Intel 18A), and I am not claiming one.
